Job Description:
Summary:
Responsible for offering a total package solution, including package design, process development, qualification and engineering trouble-shooting.
RESPONSIBILITIES:
- Provide package solution to design/application group for package type recommendation and frame or substrate design/ material selection for flip chip /wire bonding/Al wire/ clip parts.
- Handle assembly process and FA quality issue, verify the root cause and problem solve.
- New package/process/material develop and monitor, lead the whole process and identify the risk point until mass production.
REQUIREMENTS:
- Bachelor degree, 5 above years’ work experience, Assembly process/NPI experience of lead frame or Substrate.
- Be familiar with whole assembly process for wire bonding/flip chip/Al wire/Clip.
- Be familiar with assembly material such as epoxy/solder/EMC etc character.
- Rich engineering trouble-shooting ability for assembly defect identify.
- Have frame/substrate design experience is preferred.
- Know thermal and stress characterizations is better.
- CAD/solidworks ability is preferred.
- Good logical and English reading/writing.
